In dieser Arbeit werden Untersuchungen zur Steigerung der Effizienz von Si-basierten PERC+ Solarzellen durch Optimierung der Emittereigenschaften präsentiert sowie ein verbessertes chemisches Modell zur Diffusion von Phosphor während der POCl3 Diffusion vorgestellt. Zum Zeitpunkt der Erstellung dieser Arbeit war die Effizienz von PERC Zellen insbesondere durch Rekombination von Ladungsträgern auf der Vorderseite der Solarzelle limitiert. Dies beinhaltet zum einen die Rekombination
im mittels POCl3 Diffusion dotierten Emitter, zum anderen die Rekombination unter den Ag-Fingern der Vorderseitenkontakte.Beide Bereiche sollen in dieser Arbeit optimiert werden. Dafür wird zunächst die Ausbildung des selektiven Emitters durch Laserdotierung untersucht. Durch das Beschießen des mit Phosphorsilikatglas (PSG)
belegten Wafers mit einem Laser, wird Phosphor (P) aus dem PSG in den Si Wafer eingebracht. Dies senkt den Kontaktwiderstand RC sowie die Rekombination unter den Ag-Fingern J0,Met. Es zeigt sich jedoch, dass es durch das Laserdotieren zum Aufschmelzen der Pyramidenspitzen der texturierten Waferoberfläche kommt. Im ersten Ergebniskapitel werden deshalb die Auswirkungen von zwei Laserquellen mit den Wellenlängen 355 nm und 532 nm auf den Dotierprozess miteinander verglichen.
In den folgenden Kapiteln werden Ergebnisse zur Untersuchung der Auswirkungen von Oxidationsschritten während der POCl3 Diffusion (in-situ Oxidation) und nach Abnahme des PSG (ex-situ Oxidation) auf die Emittersättigungsstromdichte
J0,e dargestellt. Durch Senkung der Oberflächenkonzentration von P im Si Wafer und Verbesserung der Passiviereigenschaften wird der J0,e-Wert von J0,e =106 fA/cm2 ohne Oxidation auf J0,e =60 fA/cm2 nach in-situ Oxidation und auf J0,e = 22 fA/cm2 nach zusätzlicher ex-situ Oxidation gesenkt. Für busbarlose Zellen wird ein Wirkungsgrad von η = 21,9% erzielt. Ein sich durch die längeren Oxidationszeiten ergebender Verlust im FF kann zunächst auf einen Verlust im pFF und durch Simulation der I-V-Kennlinie mit einem 2-Dioden-Modell
auf einen Anstieg von Rekombination mit einem Idealitätsfaktor von 2 (J02) zurückgeführt werden.
Abschließend wird durch systematische Variation der Eintreibzeit in O2- und N2-Atmosphäre der Einfluss der
Gasphase auf das Diffusionsverhalten von P während der POCl3-Diffusion untersucht. Es zeigt sich, dass bei Eintriebzeiten
in O2 zwischen 0 und 120 min der Schichtwiderstand konstant bleibt. Es wird damit zum ersten Mal
gezeigt, dass die Diffusion von P aus dem PSG in den Si Wafer vollständig unterdrückt werden kann. Die SiO2
Schichtdicke wächst von dSiO2,O2 = 2 nm auf 10 nm an. Wird nun ein Eintrieb in N2 angeschlossen, nimmt die
SiO2 Schichtdicke den temperaturabhängigen Gleichgewichtswert dSiO2,eq an. Es zeigt sich, dass wenn dSiO2,O2 > dSiO2,eq, kein P in den Wafer diffundiert. Nur wenn dSiO2,O2 < dSiO2,eq und N2 Atmosphäre vorliegt, diffundiert P in den Si Wafer. Aus diesen Ergebnissen wird ein detailliertes Modell aufgestellt, welches diese Ergebnisse erklären kann. Es wird angenommen, dass die Diffusion von Si aus dem Wafer durch die SiO2 Schicht zum PSG eine Schlüsselfunktion einnimmt. Nur durch Reaktion von Si mit P2O5 entsteht freier P, welcher in der Lage ist, in den Si Wafer zu diffundieren. In O2 Atmosphäre und bei dSiO2,O2 > dSiO2,eq wird dieser Prozess unterbunden.
In this work, investigations to increase the efficiency of Si-based PERC+ solar cells by optimizing the emitter properties are presented, as well as an improved chemical model for the diffusion of phosphorus during POCl3 diffusion. At the time of writing, the efficiency of PERC cells was limited, in particular, by recombination of charge carriers on the front surface of the solar cell. This includes recombination in the POCl3 diffused, doped emitter on the one hand and recombination under the Ag fingers of the front surface contacts on the other hand. Both areas will be
optimized in this work. For this purpose, the formation of the selective emitter by laser doping is investigated first. By treating the wafer covered with phosphosilicateglass (PSG) with laser pulses, phosphorus (P) is introduced
from the PSG into the Si wafer. This lowers the contact resistance RC as well as the recombination among the Ag fingers J0,Met. However, it is found that laser doping results in melting of the pyramid peaks created by the texture. Therefore, in the first results chapter, the effects of two laser sources with wavelengths of 355 nm and 532 nm on the doping process are compared. In the following chapters, results on the investigation of the effects of oxidation steps during POCl3 diffusion
(in-situ oxidation) and after removal the of PSG (ex-situ oxidation) on the emitter saturation current density J0,e are presented. By decreasing the surface concentration of P in the Si wafer and improving the passivation properties, the J0,e value of J0,e = 106 fA/cm2 without oxidation is reduced to J0,e = 60 fA/cm2 after in-situ oxidation and further reduced to J0,e = 22 fA/cm2 after additional ex-situ oxidation. For busbarless cells, an efficiency of η = 21.9% is achieved. A loss in FF resulting from the longer oxidation times can first be attributed to the pFF and, by simulating the I-V characteristic with a 2-diode model, to an increase of recombination with an ideality factor of 2 (J02). Finally, by systematically varying the drive-in time in O2- and N2-atmosphere, the influence of the gas phase on
the diffusion behavior of P during POCl3 diffusion is investigated. It is shown that for drive-in times in O2 between 0 and 120 min, the sheet resistance remains constant. This proves for the first time that the diffusion of P from the PSG into the Si wafer can be completely suppressed. The SiO2 film thickness increases from dSiO2,O2 = 2 nm to 10 nm. If a drive-in N2 is added, the SiO2 layer thickness reaches an temperature dependend equilibrium value dSiO2,eq. It is shown that when dSiO2,O2 > dSiO2,eq, no P diffuses into the wafer. Only when dSiO2,O2 < dSiO2,eq and N2 atmosphere is present, P diffuses into the Si wafer. From these results, a detailed chemical model is established which can explain these results. It is assumed that the diffusion of Si from the wafer through the SiO2 layer to
the PSG plays a key role. Only by the reaction of Si with P2O5 free P is formed, which is able to diffuse into the Si wafer. In O2 atmosphere and at dSiO2,O2 > dSiO2,eq this process is inhibited.
